I made an attempt at using the DEIC420.

But only single-ended.

It got very hot. But was an already used device from an old Class-E rig, and may have already been damaged.

Have not had any more on hand to try out.

I got good results using one DE475-501N44A.($38 each.) at 29Mhz(analog driving of course)

Bruce, thanks for the info :) ; may give this a go (deic420 @ 10m) but will try driving some rf FETS (ARF 446/7 @10m).... has anyone tried any of the LDMOS FETS eg: http://www.freescale.com/webapp/sps/sit ... RF6VP2600H these would seem to be a good solution (based on $ per watt :maybe not for class-e though:) then some of the other rf output devices available, or any of the ARF HV FETS? (eg:ARF446/7 etc...) now that these seem to be more readily available . BUT 1st will have to finish the projects I have already started :oops: . Stu

It can be done on 10 meters! Project under way (albeit, very slowly !! ) Try the IXYS IXFH6N100F (you *MUST* use the F variant because it has a metalized gate structure).

These are the devices I'm going with at this time. Analog drive will probably be much easier than trying digital drive at 30mHz. It should be possible to build a 100 watt (carrier output) transmitter using 4 IXFH6N100F devices in a single ended push pull configuration (4 modules of 1 MOSFET each). This should result in the minimum of parasitics because nothing is in parallel.

Other larger devices may also be used, but the cost will rise SUBSTANTIALLY. Certainly much smaller devices can be used, such as the IRF610, but you'll only be able to get a few watts or so watts out of each device, so it hardly seems worth it! The IXFH6N100F looks like a good compromise between power out, price and practicality.
